Catching the Wave: Latest Development in Electronic Packaging & Thermal Management for LED

Recognizing LED devices must be a low-cost solution with high thermal conductivity and high reliability in a wide range of environments, Dr. Li will review from die testing, die sorting, substrate selection, die bonding, wire bonding, phosphor/silicone dispensing, lens molding to final package testing and sorting, with an emphasis on the die bonding and phosphor dispensing processes.

Dr. Tracy Chen-Min Liu, the Assistant Technical Manager of Nano and Advanced Materials Institute Ltd., will talk about the "Development fo Advanced Die Attach Adhesives (DAAs) with Nano-fillers for High Brightness LED (HB-LED)." While most commercial DAAs have a thermal conductivity not enough for HB-LED packaging, high cure temperature, and demanding storage conditions for transport and preserving process, an advanced, low cost, one component DAAs with high thermal conductivities, low cure temperature, and high shelf temperature using nanomaterials has been developed. Dr. Liu will illustrate how this kind of energy- and cycle time-saving materials be a solution to HB-LED and the whole semiconductor packaging industry.

Last but not least, Ms. Margie Li and Mr. Matthew Tsui from the EPA Centre, Electronic Engineering Department in the City University of Hong Kong, will make a presentation on the "Reliability Challenges: Electromigration and Thermomigration in Fine-pitch Microelectronic Interconnections and Novel Solder Materials" and a "Case Study on Graping Phenomenon on Surface Mounted Solder Joints" respectively.

Ms. Li will give a theorectical background introduction of electromigration and thermomigration, different failure modes (phase coarsening, hillocks/whiskers, voids/open circuit), reliability evaluation and failure analysis methods, and novel materials/structures for high reliability interconnects.

Mr. Tsui will discuss the graping effect on surface mounted solder joints including its definition, formation and how to tackle the problem. In particular, a case study on the failure analysis of graping effect will be illustrated.

After historic gains, are stocks nearing a bubble?

Federal Reserve Chairman Ben Bernanke fielded the usual questions about inflation, tax cuts and government debt during a trip to Congress last week. Then a new question popped up: Is the Fed creating another bubble in stock prices?

Bernanke told the Senate Banking Committee he saw "little evidence" that was happening. But he cautioned: "Of course, nobody can know for sure."

That's the problem with bubbles. You only know you're in one when it pops.

This week is the second anniversary of the bull market that followed the financial meltdown. The Standard & Poor's 500-stock index is in its fastest climb since 1955, doubling since the market bottomed on March 9, 2009. In January and February alone, it's up 5.5 percent, the best start to a year since 1998.

Stock bubbles are famously hard to define. In 1999, for instance, investors thought it was perfectly rational to pay 62 times a company's earnings per share for a technology stock because it seemed dot-com companies couldn't lose. They only realized their error when many of those companies turned out to be nothing more than slick marketing ploys.

After two bubbles in the past 10 years — tech stocks and real estate — investors are suspicious of consistent gains that seem too good to be true. Some worry that the Fed's dramatic measures to pump up the economy mean the market's gains are an illusion. But a range of measurements suggest the market isn't in the midst of a bubble now. Instead, the stock market may simply be back to normal.

"The last two years were the great giveaway," says Stephen Lieber, the chief investment officer responsible for $6 billion in assets at Alpine Mutual Funds. Stocks had fallen so low during the panic that anyone who bought stocks on March 9, 2009, received a once-in-a-lifetime deal, he says. Caterpillar Inc., for instance, closed below $24 that day. It's now above $100.

While stock prices are much higher than they were two years ago, Bob Doll, market strategist for asset-management giant BlackRock, says investors aren't irrationally optimistic.

"Bubbles occur when there are high valuations, evidence of lots of borrowing to lever up to buy something," he says. "When I look around the landscape I have a hard time finding anything that looks like that."

One sign of a bubble would be if stocks rose far beyond what's normal by historical standards, says Bill Stone, chief investment strategist at PNC Asset Management Group. By that measure, it's not happening yet. According to Stone's research, since 1928, the average bull market runs almost five years and gains 164 percent. By comparison, this bull market has barely hit middle age.

The fundamentals of the stock market don't suggest a bubble, either. The S&P 500 index now trades at 17.4 times the earnings of its stocks over the past year. In March 1999, during the tech bubble, the multiple was 30.6.

Corporations are expected to make record profits this year and have enough cash — $2 trillion — to pay bigger dividends and start buying back shares of stock, both of which make stocks more valuable.

"Corporate balance sheets haven't been in better shape over the last 200 years, period," says Joe Davis, the chief economist at fund giant Vanguard.

And there's no ignoring the economic recovery. The economy was shrinking at almost a 5 percent annual rate when stocks bottomed in 2009. Now it's growing at almost a 3 percent pace. Businesses added 222,000 jobs in February, the most since April 2010, and unemployment has fallen almost a full percentage point in three months.

"The economy is absolutely justifying what is happening in the stock market," says Liz Ann Sonders, an investment strategist at Charles Schwab.

Some investors say there isn't a bubble yet but worry that the market is in the first stages of inflating one. Rob Arnott, the founder of investment firm Research Affliates, thinks the stock market is "dangerously" overpriced. He points to Apple, which has a $321 billion market value, making it the second-largest company in the world behind Exxon Mobil. By revenue, profits or payouts to investors, however, Apple fails to crack the top 20, Arnott says.

"They have wonderful products and a finger on the pulse of the consumer like nobody else," Arnott says. "But the second-largest on the planet must mean Apple is the second-largest source of profits. Boy, that's a stretch."

Judged by other measures of value, the companies that make up the S&P 500 look rich. Investors are paying 24 times inflation-adjusted earnings over the last decade. The historical average is 16. That ratio could climb if people push stock prices higher because they expect earnings to catch up. But Arnott believes people are already underestimating larger problems ahead. The U.S. government's $14 trillion in debt and a greater share of the work force hitting retirement are both bound to drag down economic growth. "That's quite a hurricane," he says.

Legendary investor Jeremy Grantham, chief investment strategist of GMO, has a knack for timing. In a letter to investors released in early March 2009, Grantham argued it was impossible to declare a bottom in the stock market but said its steep drop was reason enough to jump back in. He predicted that the combined efforts of the Fed and government spending would spur a stock rally "far in excess of anything justified by either long-term or short-term fundamentals."

Grantham remains a critic of the Fed's stimulus program but isn't willing to say stocks have reached bubble territory. At least not yet. If the S&P 500, at 1,321 on Friday, climbs to 1,500 by October, then watch out. At that point, he says, "it will be a market looking for an excuse to go. On the first piece of really bad news, it will make a determined effort to tank."

Va. firefighter accused of taking drunken joyride

The Loudoun County Sheriff's office says in a press release that 27-year-old Sean Richard Swanson, a volunteer firefighter in Hamilton, was speeding down a road early Saturday morning in the fire truck. The sheriff's office says four other volunteer firefighters who also had been drinking were in the truck with Swanson.

The release says a deputy had to veer into a ditch to avoid hitting the truck.

The deputy turned around and pulled over the truck. Swanson was arrested and charged with driving under the influence and unauthorized use of a vehicle.

A phone message left at a listing for Swanson was not immediately returned Sunday.

CTE found in Probert's brain tissue

Bob Probert knew the fierce pounding he dished out and received over 16 seasons as an NHL enforcer was taking its toll as he got older. That's why he wanted his brain to be analyzed once he died.

Even though heart failure ultimately ended his life last July at age 45, Probert also was living with a damaged brain.

Researchers at Boston University said Thursday that Probert had the degenerative brain disease Chronic Traumatic Encephalopathy. The disease was found through analysis of brain tissue donated by Probert.

He is the second hockey player from the program at the Center for the Study of Traumatic Encephalopathy to be diagnosed with the disease after death. Reggie Fleming, a 1960s enforcer who played before helmets became mandatory, also had CTE.

CSTE is a collaboration between Boston University Medical School and the Sports Legacy Institute that is attempting to address what it calls the "concussion crisis" in sports. The group has been at the forefront of research into head trauma in sports, and has received a $1 million gift from the NFL, which it has pushed for better treatment of concussions.

The family of former Bears safety Dave Duerson agreed to donate his brain to the study after he committed suicide last month at the age of 50.

During his years as one of the most feared players in the NHL, Probert had 3,300 penalty minutes — fifth on the league's career list. He was the toughest and most prolific fighter of his time. Probert, who struggled to overcome drinking problems during his time in the NHL, played for the Detroit Red Wings from 1985-94 and the Chicago Blackhawks from 1995-2002.

"We are only beginning to appreciate the consequences of brain trauma in sports," said Chris Nowinski, the Sports Legacy Institute's co-founder and chief executive officer. "Early evidence indicates that the historical decision not to discourage contact to the head was an enormous mistake, and we hope aggressive changes continue to be made to protect athletes, especially at the youth level."

The findings first were reported by The New York Times and The Globe and Mail in Toronto on Wednesday night.

"Bob told me he wanted to donate his brain to Boston University after learning about the research on '60 Minutes,' his widow, Dani, said in a statement released by the institute. "His sole motivation was to make sports safer for our children. Bob was a great husband and father, and we miss him every day."

Several of the NHL's biggest stars, including Pittsburgh's Sidney Crosby, have missed time this season due to the effects of a concussion. Crosby hasn't played since absorbing a pair of hits in consecutive games in early January.

Commissioner Gary Bettman said during the All-Star break that concussions are up this season, but quickly noted the increase seems to be caused by accidental or inadvertent situations, instead of by head contact from another player.

Although the NHL has instituted a new rule making blindside lateral hits to the head illegal, and the league's general managers will discuss later this month whether further contact to the head should be banned, fighting long has been a major part of the pro game.

There have been no signs that the NHL has interest in changing or eliminating that popular aspect of the sport.

"The findings are interesting and certainly something we'll add to a much broader body of knowledge," NHL Deputy Commissioner Bill Daly told The Associated Press in an e-mail. "But we're not going to react or make changes based on findings related to one player, especially when it's impossible to identify or isolate one of many variables that may have factored into the conclusions reached, and when there is no real 'control group' to compare his results to."

The detailed findings of Probert's brain tissue won't be released until they are submitted to an academic medical journal. His family requested the diagnosis be made public so awareness could be raised of the dangers of brain trauma in sports and encourage greater efforts to make sports safer for the brain, SLI said.

"The diagnosis of CTE in Probert's brain is not necessarily an indictment of hockey, as he received brain trauma during hockey fights as well as outside of sports, including a major car accident," Nowinski said. "Reggie Fleming, the only other NHL player diagnosed with CTE, also was an enforcer, so we need further study before this research can truly inform that ongoing, and important, debate."

Fleming died in 2009 at the age of 73 with dementia, after 30 years of worsening behavioral and cognitive difficulties.

Dani Probert said her husband showed a mental decline in his 40s, displayed new and growing problems with short-term memory, attention and a short temper. Those are all symptoms consistent with those showed by other athletes with CTE.

During the last year of Probert's life, Dani Probert said her husband told her he thought he had three or four "significant concussions." But when talking about "getting his bell rung," which the institute says is a concussion by definition, Probert told his wife that his total jumped to "over a dozen."

"In my heart of hearts, I don't believe fighting is what did this to Bob," Dani Probert told The New York Times. "It was hockey — all the checking and hits, things like that."

Nowinski said last month more than 300 athletes, including 100 current and former NFL players, are on the CSTE's brain donation registry. There are 65 cases currently being studied. The CSTE "brain bank" currently has 68 specimens.

Dr. Ann McKee, the co-director of the CTSE — which it says is the largest brain bank in the world, has analyzed the brains of 40 former athletes and found that more than 30 showed signs of CTE. That includes 13 of 14 former NFL players, college and high school football players, hockey players, pro wrestlers and boxers.

CTE, originally referred to as "dementia pugilistica" because it was thought to only affect boxers, is a progressive brain disease believed to be caused by repetitive trauma to the brain, including concussions or subconcussive blows.

It also is believed that other undetermined factors, such as genetic predisposition, put some people at greater risk of developing the disease.

Keith Primeau, a former hockey All-Star who was forced to retire in 2006 because of concussions during a 15-season NHL career, is among those who have decided to donate their brain.

Primeau and Probert were Red Wings teammates for four seasons.

"Hockey continues to make positive steps to protect players from concussion and brain trauma," he said. "I hope the findings from the study of my friend, Bob Probert, will accelerate that momentum throughout all levels of the game."

Ferguson charged by FA after criticizing referee

Ferguson was furious that Martin Atkinson failed to eject David Luiz when the Chelsea defender fouled Wayne Rooney. Luiz already had received a yellow card during Tuesday's game.

Shortly afterward, Atkinson awarded a penalty kick when United defender Chris Smalling fouled Yuri Zhirkov. Frank Lampard then converted the penalty kick to put Chelsea ahead.

"You want a fair referee, or a strong referee anyway — and we didn't get that," Ferguson said on United's in-house TV channel. "I must say, when I saw who the referee was I feared it. I feared the worst."

Ferguson has until Tuesday to respond to a charge of "improper conduct relating to media comments."

If Ferguson is found guilty, it would trigger an additional two-match ban. Half of a four-match penalty for questioning referee Alan Wiley's fitness last season was suspended until the end of this season.

Long a figure skating powerhouse, Russia won only two medals at the Vancouver Olympics, none of them gold. Even its streak of pairs gold medals dating to 1964 was snapped. Its showing at the world championships was equally dismal, with Yuko Kavaguti and Alexander Smirnov winning the lone medal, a bronze in pairs.

But with the 2014 Olympics in Sochi, Russia is determined not to have another poor showing.

Monko and Khaliavin, the bronze medalists at last year's junior worlds, weren't perfect Friday. But with 144.16 points, they were almost 10 points ahead of Pushkash and Guerreiro. U.S. junior champions Charlotte Lichtman and Dean Copely were third.

"We wanted to fight for the first place, but more than that we wanted to fight for our work and to show everything what we've improved," Guerreiro said. "This is our second season as a couple and our first season with our new coaches. We wanted to grow as a couple, to show our new technique and image. We were able to show our new style. We are reasonably happy with what we did."

Sotnikova won the Russian title this year but, at 14, is too young to compete at the senior level internationally, ineligible for both the European and world championships. She edged Tuktamysheva for the junior Grand Prix title in December, and the free skate Saturday will be yet another showdown in their budding rivalry.

Sotnikova scored 59.51 points, just 0.91 points ahead of Tuktamysheva. American Christina Gao was third with 56.80 points.

Both Sotnikova and Tuktamysheva did triple lutz-triple toe loop combinations, though Sotnikova underrotated her second jump. But she got the maximum level fours for all three of her spins while Tuktamysheva got only one level four.

"My skating was today was good, but at the same time it was not so good," Sotnikova said. "Hopefully tomorrow I can do everything, and everything 100 percent."

The men's free skate is also Saturday, with American Keegan Messing leading Russia's Artur Dmitriev and Canada's Andrei Rogozine.
